SiC concentrates loss in a small die, so the mounting stack and thermal interface material dominate real performance. Transient peaks, not averages, usually set the limit.

The MOSFET is hot even at light load. Where do I start?

Measure the gate waveform first: if the device is oscillating or partially turned on by noise, losses rise sharply without load. Then check switching loss at the drain with a current probe, and finally verify mounting thermal resistance. Gate problems often masquerade as thermal problems.

Can I use the same gate drive for both super junction devices?

The CRJQ80N65G4FQ and CRJSH38N65G4FQ share a gate-drive window, but they differ in gate charge and current rating. Always check gate charge and drive current, and re-tune the gate resistor and dead time when you change device. Never copy a gate drive across parts without checking.

How do I stop false turn-on of the low-side device?

Fast dv/dt couples through Miller capacitance and lifts the low-side gate. Use a negative gate rail of minus three to minus five volts, a lower-impedance pull-down, or a lower off-transition gate resistance, and measure the low-side gate during a high-side transition. If the spike crosses threshold, add the negative rail.

When should I suspect the layout rather than the device?

If changing the device does not change the symptom, suspect the layout. Long gate loops, shared power and signal returns, and large hot loops cause most repeat failures. Fix the geometry first, then re-tune the gate drive.

Do SiC JBS diodes need a snubber?

Not always, but fast diodes ring with the parasitic inductance of the commutation loop. Keep the loop short and, if the overshoot approaches the blocking margin, add a small RC snubber rather than slowing the diode. Measure at the diode terminals, not at the bus.

How do I choose between the CRXB08D065G3 and the CRXI10D065G2?

Choose the third-generation CRXB08D065G3 when the priority is the lowest forward voltage in a compact rectifier at moderate current, and choose the second-generation CRXI10D065G2 when the priority is a rugged, cost-effective rectifier for high-volume, high-duty designs. Confirm the current waveform and junction temperature in both cases.

Are these diodes suited to parallel operation?

Yes. SiC diodes have a positive forward-voltage temperature coefficient at high current, so current naturally spreads across parallel devices instead of concentrating in one. Keep the layout symmetric so that the parasitic inductance does not favor one device. Verify sharing across temperature before committing.

What junction temperature margin should I keep?

SiC diodes tolerate high junction temperature, which is why designers use them to raise power density, but that also raises the operating point. Fit the thermal resistance to your actual mounting and validate with a case thermocouple and a calculated junction rise. Do not trust the package rating alone.
